This paper studies the uncertainty of the optical profiler equipment to measurement surface of the silicon oxide without chemical and physical treatment and comparison with equipment manual uncertainty for future to use as the tool analysis and measurement optical profile to measure the surface of material. The equipment used optical profile to as the tool and the Silicon oxidation without clean as the sample. Figure1 shows the layout optical profile and sample.
